BGA及类似器件的底部填充和点胶封装工艺
作者：杨根林东莞市安达自动化设备有限公司BGA及类似器件的底部填充和点胶封装工艺摘要当前，高可靠性要求的航空航天航海、动车、汽车、室外LED照明、太阳能及军工企业的电子产品，电路板上的焊球阵列器件（BGA/CSP/WLP/POP）及特殊器件，都面临着微小型化的趋势（见图1），而板厚 1.0mm以下的薄PCB或柔性高密度组装基板，器件与基板间的焊接点在机械和热应力下作用下变得很脆弱，为提高PCBA及产品的可靠性，于是底部填充和点胶封装技术应用变得日益普遍，见图2。
底部填充和点胶封装工艺有多种，本文所指为毛细效应底部填充（Capillary Under-fill），把填充胶分配涂敷到组装好的器件边缘，利用液体的“毛细效应”使胶水渗透填充满芯片底部，而后加热使填充胶与芯片基材、焊点和PCB基板三者为一体。
通过底部填充和点胶封装工艺，不仅可减少BGA及类似器件因热膨胀系数(CTE)失配可能引发的焊点失效，还能为产品的跌落、扭曲、振动、湿气等提供很好的保护。
在相关绝缘胶的作用下，器件在遭受应力后将被分散释放，从而增加焊点的抗疲劳能力、机械连接强度，达到提高产品可靠性的目的。
图1 焊球阵列器件封装小型化趋势图2底部填充需求的常规定义为让BGA及类似器件有效填充和点胶封装，作业前须选择性能较好的胶水、恰当的点胶路径和点胶针头（Needle）或喷嘴（Nozzle），并正确地设置点胶参数以控制稳定相宜的胶水流量。
点胶后，须作首件检验确认点胶和填充效果，烘烤条件需符合胶水特性及产品特点，以确保胶水完全固化。
固化后，须做外观检查和测试，确保填充效果有效可靠。
点胶和填充时须避免汽泡，固化后需避免产生空洞，形成满意的边缘角或达到特定的填充效果，降低现场失效提高产品长期可靠性。
在选择胶水时，须选用可返修的，并注意返修方法。

螺杆阀原理：螺杆点胶阀是由转⼦和定⼦相互啮合，形成规则的⼏何容量体，从⽽可⽤于点胶计量的⼀种新型阀体，主要⼯作部件是偏⼼螺杆和固定的衬套（橡胶材料）。
由于该⼆部件的特殊⼏何形状，分别形成单独的密封容腔，介质由转⼦和定⼦相互啮合均匀推送流动，内部流速低，容积保持不变，压⼒稳定，因⽽不会产⽣涡流和搅动。

1、出胶准，可准确计量，数字化控制，简单易操作。
2、按照体积计量，不受胶⽔粘度影响，内部具有密封腔体结构，保证精准计量的同时，可适应各种粘度胶⽔（特别是⾼粘度胶⽔）。

化妆刷毛头自动化点胶改造方案一．自动化改造的目的：实现质量标准化，操作简单化，学习容易，提高效率，减低成本，增加效益，增强市场竞争力。
二．人工工艺流程现状：1. 配胶（白胶和酒精，按比例）——调胶——抓取一定数量套管毛头——用火去除管内多余长毛——手动逐个点胶——毛头管手动转一圈（有的不需要）——放到塑料筐或纸板上——放到晾干房。
2. 配胶（黄胶和天那水都按比例）——调胶——手动把套管毛头整齐放满塑料筐（毛头朝下）——用火去除管内多余长毛——手动逐个点胶——放到晾干房。
综合以上工艺流程产生的结果：人工点胶质量不标准，容易把聚拢的毛头打乱、打散，如此导致毛头的质量下降，再需要有经验的员工，生产效率低。
二．现阶段生产产能：毛头生产分四组生产制造，四组各一人或两人负责点胶，两组用白胶点胶每天能完成的各种规格的毛头总数为32000只，另两组用黄胶点胶每天能完成的各种规格的毛头总数为12000只，根据公司以后的发展规模，生产产能都将增加50％为计算，也就是说用白胶点胶每天能完成的各种规格的毛头总数为48000只，用黄胶点胶每天能完成的各种规格的毛头总数为18000只。
两者相加总数为66000只，一天以正常工作12小时计算，先分两种情况设计计算：A. 设计一条自动化点胶线来完成白胶和黄胶的每日66000只计算，则白胶和黄胶进行更换、管路清洗、程序调换等所需花费时间总计为1小时；那每日点胶所需时间11小时，完成自动化全部工艺流程的速度为1.7只/秒。
B. 设计一条自动化点胶线来完成白胶和设计另一条自动化点胶线来完成黄胶，则12小时完成48000只毛头白胶点胶自动化全部工艺流程的速度为1.1只/秒，12小时完成18000只毛头黄胶点胶自动化全部工艺流程的速度为0.42只/秒。
两条线都按最高速度为1.7只/秒设计计算。
综合上述：毛头自动化点胶生产线完成整个工艺流程的速度必须以最低速度为1.7只/秒作为设计依据。
三．现阶段人工点胶每日能完成各种大小规格毛头的生产数据如下：说明：现阶段总共有6人负责毛头点胶，其中三人专门整日负责点胶，另外三人除了点胶，还做压管其它事情；六人每日实际完成毛头点胶的数量为42000只；六人每日能完成毛头点胶的数量为115456只，也就是说六人总共只需完成实际生产产能的36％；按照以后每日生产产能66000只计算，单人每日平均能完成19423只，则所需点胶人员为3.4人。
