It accurately measures the changes in the radius of curvature of the substrate caused by the deposition of a stressed thin film on the substrate.Flexus can also measure the Elastic constant and thermal expansion coefficient of a thin film, if the thickness of the film and the substrate are known.3.0 ScopeThis document describes the procedures of measuring thin-film stress and how to set up a measuring program. For film elastic constant and thermal expansion coefficient measurements, and advanced 3-D stress plot, please refer to Section 4.0.4.0 Applicable DocumentsRevision HistoryTencor FLX-2320 Thin Film Stress Measurement User Manual (one copy in office, one clean room copy in the drawer under the Flexus).5.0 Definitions & Process Terminology5.1 Laser InterferometerFlexus uses a laser interferometer to measure the curvature of a wafer, which is used in thecalculation of the stress in the film deposited on the wafer.5.2 Intrinsic StressThe stress of a film at the deposition temperature. It is mainly caused by the atomic structuremismatch between the film and substrate.5.3 Thermal StressThe film stress changes between the deposition and the measurement temperatures. It is mainlycaused by the difference of the thermal expansion coefficients between the film and substrate. 6.0 Safety6.1 LaserThe Flexus contains two solid-state Class III lasers. Do not defeat the electrical or mechanicalinterlocks. When the interlocks are defeated, laser beams of medium power could be present. It ishazardous. Do not expose the laser beam directly which could damage to your eyes.6.2 High TemperatureThe hot plate and measurement platform are very hot (up to 500°C) when the heater is operatingfor film elastic constant and thermal expansion coefficient measurements. Do not open theinstrument door, touch the inside components, or the wafer, if the temperature displayed on theupper left corner of the instrument is above 40°C.7.0 Statistical/Process DataThe Flexus is tested using two calibrated mirrors (flat and 20-meter curvature) monthly. Please contact the process staff for the data.8.0 Available Processes, Gases, Process Notes8.1 Available Measurement Programs8.1.1 Program 100: Standard program for 4” wafers. 50 measure points with 10 mm edgeexclusion. Wafer thickness is set at 525 μm.8.1.2 Program 150: Standard program for 6” wafers. 50 measure points with 15 mm edgeexclusion. Wafer thickness is set at 690 μm.8.2 Process Notes8.2.1 Flexus stress measurement only works on blank wafers, not patterned wafers.8.2.2 Film stress measured is inversely proportional to square of wafer thickness. Please verifythat your wafer thickness matches the program setting, especially if you are using testgrade wafers.8.2.3 The surface of the wafer must be reflective for the laser to bounce back into the detectingdevice. Rough surfaces will scatter the laser and affect the measurement.8.2.4 The Flexus compares curvature of the wafer before and after film deposition to calculatefilm stress. Both pre- and post-deposition measurements are required. If wafer iscoated on both side, e.g. deposited in Tystar LPCVD furnaces, the backside film needs tobe removed before post-deposition measurements is done.8.2.5 If you forgot to do pre-deposition measurement before film deposition, you still canmeasure the film stress. First, strip the backside film on the wafer, and measure it as pre-deposition. Then, strip the front side film, and measure as post-deposition. The stress willreverse, e.g. tensile measured is actually compressive, and vice versa. Since there willbe no film left on the wafer, this method only works on a test wafer.8.2.6 Do not try to adjust any knobs on the Flexus. By doing so, you may cause the laser tomisaligned. The manufacture voids the warranty and service agreement for un-authorizedadjustment on the tool.8.2.7 For high temperature measurements, the hot plate cover (stored in the drawer under theFlexus) must be installed and secured with 4 thumbscrews. Make sure the chamber fanis ON. Failing to do so will overheat the electronic parts and the laser.9.0 Equipment Operation9.1 System DescriptionThe Flexus is controlled by a PC for measurements, data acquisition, and result calculation. ThePC is running WINDOWS 3.1. The measurement results are stored in the user’s subdirectory,which should be set up when the user is qualified for the tool.The front view of the FLX-2320 instrument is shown in Section 11.1. For normal stressmeasurement, the hot plate cover and thumbscrews are not used. The user needs to select aproper Wafer Locator Ring, which is shown in Section 11.2, for the size of the wafer to be measured. All the wafer locator rings are stored in the drawer under the Flexus.9.2 Making a Measurement9.2.1 Enable Flexus on the WAND.9.2.2 Check the temperature display on the upper left corner of the instrument. Make sure it isat room temperature.9.2.3 Double click the [WIN FLX] icon. The measurement program will start and prompt you toenter your own subdirectory name.9.2.4 If the computer has been rebooted, enter login Flexus and password FLX-2320 (case-sensitive). At the DOS prompt, enter win to start Windows. Then double click on the[WIN FLX] icon.Pre-deposition Measurement9.2.5 Open the instrument door. Place the wafer, face up, in the wafer locator ring on themeasurement platform. Change the locator ring if it is not the right size for your wafer.Close the instrument door securely.9.2.6 Choose [First (no Film)] from the Measure menu. The [First Measurement] dialog boxwill pop out. Enter the file name, for data to be stored, and all other fields. Change thesubstrate thickness to match your wafer. There is a micrometer on the shelf on top ofthe Flexus if you do not know the thickness of your wafer. Make sure the Processprogram is the one you want to use. Refer to Section 9.4 to edit the current program orload other program.9.2.7 Click the [Measure] button in the [First Measurement] dialog box. The firstmeasurement starts and you can hear some beeping sounds. When the measurementfinishes, the PC displays two more windows – substrate deflection and light intensity.If you plan to do more graphic operations, e.g. 3D contour graphs, you need to save thegraphs for future use by choosing [Save As] from the [File] menu. You do not have to doso if you only want to measure the stress in the film.9.2.8 Repeat the operation (Sections 9.2.4 to 9.2.6) for other wafers. You can store the data ofdifferent wafers in the same data file with different ID.9.2.9 When you finished measuring all your wafers, close all the window and exit the program.Disable Flexus on the WAND.Post-deposition Measurement9.2.10 Measure the thickness of the film deposited on your wafer. Make sure the backside film isstripped completely. Any residue left on the backside will affect your stress measurement9.2.11 Repeat Sections 9.2.1 to 9.2.4 to start the WINFLX program.9.2.12 Choose [Single] from the Measure menu. The [Single Stress] dialog box will pop out.Click the [File] button to select the data file, which contains the pre-depositionmeasurement. It is the one you entered in Section 9.2.5. Click the drop down button toselect the wafer ID, which must match the pre-deposition measurement ID for the wafer.Enter the thickness of the film deposited.If you have not measured the film thickness, you can enter an approximate one. You cancorrect the entry after you have measured it (Section 9.3).9.2.13 Click the [Measure] button in the [Single Measurement] dialog box. Similar to the firstmeasurement (Section 9.2.6), the measurement starts and you can hear some beepingsounds. Positive valuesindicate a concave surface and tensile stress.If you plan to do more graphic operations, e.g. 3D graphs, you need to save the graphsfor future use by choosing [Save As] from the [File] menu. You do not have to do so ifyou only want to measure the stress in the film.9.2.14 Repeat the operation (Sections 9.2.9 to 9.2.12) for other wafers.9.2.15 When you finished measuring all your wafers, close all the windows and exit the program.Disable Flexus on the WAND.9.3 Editing, Printing, and Data Transfer of Measurement Results9.3.1 Perform Sections 9.2.1 to 9.2.4 to start the WINFLX program.9.3.2 From the Edit menu, choose [Data Files]. The product includes a portable device (portable host), a camera module, a power adapter (charger), a micro USB cable, and a video connector cable.The portable host with 3” TFT LCD screen can provide camera preview, snapshots, and video recording. All the data in the portable host can be displayed directly onto a monitor. This Otoscope is powered by a rechargeable and replaceable Li‐Ion battery.Power indicatorThe power indicator is shown as two different color LEDs, to remind the users of the device’s power status. (ON / OFF / Charging) LED is Off :The Otoscope is powered OFF and is not connected to the charger or a computer.Green Light : Normal Operation: The Otoscope is powered ON and not connected to the charger or a computer.Red Light : Micro ‐USB interface is connectedThe unit is connected to the charger or a computer.Installing / Replacing battery1.Open and remove the battery cover located on the back of the mainhost.2.Insert an original manufacturer certificated 18650 Li‐ion battery into thebattery holder, make sure the positive pole is oriented toward the topof the host unit. (Towards the LCD monitor is the positive pole, andtowards the handle is the negative pole).3.Be sure to remove the original battery before replacing a new one intothe battery case.4.Be sure to follow the local environmental law, before disposing theaged battery.Before first use, make sure the battery is installed correctly. Then, connect the Otoscope to the power adapter and charge for at least three hours. (If connect to the computer, charge time is at least five hours)Camera Module Installation1.Make sure the camera moduleis aligned to the connector slotson the back of portable host,and make sure the orientationof the mini‐USB sockets are inline.2.First, pull‐down the safety lock,and Insert the camera moduleinto the slot in the back of theportable host.3.Release the safety lock on theportable host, ensure the safetylock is fully extended back intoits original location.4.Press the power key to turn onthe Otoscope. Make sure theLCD monitor screen is displayingthe live image and the LED is lit.Brightness Control, Snapshot and Video RecordingBrightness Control: Initially the Otoscope is set to preview mode, the LED brightness can be changed by pressing the key “+” / “-” key.Snapshot: Press the “Snapshot” key to take a photo, once a snapshot is captured the screen will freeze, press the “Snapshot” key again to return to preview mode.Video Recording: Press then hold the “Snapshot” key for two seconds to start video recording. The recording elapsed time will be shown on the top‐left corner of the display, click the “Snapshot” key again to stop the recording and return to preview mode.Playback FunctionThe user can review pictures or videos taken by pressing the “Playback” key.You may switch the record by pressing the key “+” / “-” for forward to the next file or return to the pervious file.Under the playback function the top left corner icon indicated the particular file’s format, video or picture file, as illustrated in the picture below.When reviewing the video file, press the “Snapshot” key to play the video, press the “Snapshot” key again to pause, and press the key “Playback” key to return to preview mode.To delete a file, enter the playback mode first, then press the “Menu” key to delete the displayed file. Version:This function displays the firmware version of the device.Charging the DeviceThe charging port is located on the bottom of the handle. Insert the certificated (Compliance with safety regulations) micro‐USB compatible power adapter, and connect the adapter to an AC power outlet. When properly connected the device will begin charging, and the power indicator will light up red. When fully charged the red power indicator will expire. It is recommended that the power adapter is removed from the host unit and unplugged from the AC power socket. When the device is fully charged, the power indicator will light‐off automatically.Data TransferringThe data stored in the flash memory can be transferred by connecting the device to a computer. Plug in a micro‐USB type transmission cable to the charging port (at the bottom of the handle) and power on the device. Once connected, the device display will show “Mass Storage” and the power indicator will light up red. The root folder contains two sub‐folders named “PHOTO” and “VIDEO”. The files saved inside can be transferred and reviewed on a computer. Using TekFlex TM toTest Optical StorageDesigns BeyondCurrent DVDStandardsEngineers involved in the design and development of next-generation optical storage systems and chipsets need to continually stretch their designs beyond current (ECMA/ISO) standards. TDSDVD optical storage analysis and measurement software, coupled with a high-performance Tektronix oscilloscope, addresses this ever-increasing, complex need, allowing designers to optimize design performance quickly and efficiently.Since the inception of the DVD standard in 1995, the growth and acceptance of this new technology has been phenomenal. No other entertainment format (including color television) has seen such overwhelming demand. Nevertheless, the need for higher capacity storage has increased exponentially. To meet this escalating demand newer and newer design innovations keep the DVD design-market-place bustling.The emergence of many competing DVD standards has led to tremendous competition among companies and there is a scramble to develop the highest-capacity, maximum-performance drive, and be the first to market. The result: high time-to-market pressures. In addition, the developers working on next-generation DVD standards face the challenge to reduce costs. Chipset designers, on the other hand, though they work with existing standards, are under constant competitive pressure to add differentiators to their existing products.These developers currently have no tool-set to test their designs for specifications beyond current ECMA (European Computer Manufacturers Association) standards. This unmet market need has resulted in a scramble among the DVD companies to launch newer formats that provide higher disk storage and better performance. The pull from the market is so high that the optical storage industry has witnessed innovations in storage technologies leading to the doubling of capacity every nine months - twice the rate of Moore's Law.Examples include Blu-ray Disc, which stores more than 20 G data, and MPEG-4 coding with Red-laser, multi-layered storage technology. In addition to these, many more standards are being unveiled with the sole aim of enhancing drive capacity and performance.However, with this tremendous increase in drive capacity and performance, new levels of measurement challenges arise, faced by both next-generation DVD designers and chipset developers. There are no standard test tools that developers can use to test these upcoming standards.Thankfully, the fundamental signal processing blocks of the DVD remains the same; see Figure 1. Most of the upcoming standards continue to use the Equalizer, Low Pass Filter (LPF), Slicer and Phase lock loop (PLL) blocks. Designers need to substitute or fine-tune these signal processing blocks (Equalizer, Low pass filter, Slicer and PLL) to maximize design performance.Figure 1. Signal Processing ArchitectureDevelopers are currently using digital oscilloscopes to capture raw DVD (RF) data, or the outputs of the other processing blocks in Fig. 1. This data is then transferred to a PC that is running custom analysis and simulation tools. These custom tools, generally based on MATLAB or similar software tools, are developed in-house by these companies to test their state-of-the-art designs based on their own custom implementations of various signal processing blocks. The system-under-test is then analyzed based on these custom implementations. This is a highly crude and error-prone methodology that significantly affects time-to-market.TekFlex Resolves Current ChallengesTDSDVD software’s TekFlex feature enables designers to develop next-generation designs or optimize the performance of existing optical storage systems beyond current ECMA standards by allowing them to modify or substitute various signal-processing blocks with their custom implementation of these blocks.The implementation of these processing blocks is dictated by various DVD standards, such as DVD-ROM. For example, the DVD-ROM format dictates/mandates that the Equalizer is a 3-tap transversal filter and the Low-pass filter is a 6th order Bessel filter with a cut-off frequency of 8.2 MHz.The figure below shows a case wherein the standard Low pass filter (6th order Bessel) has been changed with a custom 4th order Butterworth filter.Figure 2. Custom implementation of LPFThe custom blocks usable with TekFlex are completely integrated with the TDSDVD application and no additional steps are required to run a configuration with this tool. The TDSDVD application executes the corresponding MATLAB or dll software component automatically, including opening MATLAB or loading the dll for the first run.Note: MATLAB Version 6.1 or newer needs to be installed on the platform if you are using MATLAB .m files.The figure below shows the Plug-in menu of the TDSDVD application. Users can select “Custom” and then browse to select their existing MATLAB .m files or .dll files for their custom implementation, using these existing files to make their measurements.Figure 3. TDSDVD’s TekFlex Plug-in panelUsing TekFlex To Modify Standard Blocks For Custom and PRML ImplementationsTDSDVD software comes with working source code examples for all four of the processing blocks for both MATLAB and dll.In fact, the examples are more complex than would be necessary for the usual case. In order to make the MATLAB and dll examples produce exactly the same results as the built-in application code (which is Java implemented) the TekFlex examples have an additional step of calling a Java method.The following MATLAB example illustrates a simple program that replaces the TDSDVD built-in low-pass filter (Bessel, 6th order) with a 4th-order Butterworth filter.function y = tekLPF(u, sampleInterval, clockPeriod, cornerFrequency)% tekLPF Tektronix MATLAB version of the DVD2 LPF.% function y = tekLPF(u, sampleInterval, clockPeriod, cornerFrequency)% This function implements the interface for substituting the default Tektronix DVD2 application % LPF with a user defined MATLAB plug-ins.% The function tekLPF is executed if the user selects the MATLAB plug-in type for the% DVD2 LPF block, and the TDSDVD application runs on a supported platform with access to a % MATLAB % license (local or network).% The input arguments are always of the following types (guaranteed by the calling% TDSDVD software):% - u, the LPF input, is a 1xN array (NUMERIC double)% - sampleInterval, the time difference between 2 consecutive samples of u [s], is% scalar (NUMERIC double)% - clockPeriod, the period of clock period of the waveform analyzed by the DVD2 application % [s], is a scalar (NUMERIC double)% - cornerFrequency, the user specified LPF corner frequency [Hz], is a scalar% (NUMERIC double)% The output argument MUST BE of the following type for the DVD2 application to execute% correctly.% - y, the LPF output, SHOULD BE a 1xN array (NUMERIC double)% Note: The "default" MATLAB NUMERIC type is double, and the MATLAB math% operations return double scalars or arrays. Obviously, the implementation can be made much more computationally efficient by taking the filter design out of the loop and loading it from a (.mat) file in the above example. The above LPF MATLABexample illustrates that, as long as the user adheres to a simple input and output interface provided by the TDSDVD application, the software delivers extensive flexibility to implement user code.To better understand the full capability that TekFlex delivers to solve a user’s needs, we shall analyze a hypothetical alternative structure to Fig. 1, namely a maximum likelihood (ML) implementation. The same idea can be used for a PRML implementation.Figure 4. Hypothetical CD/DVD Processing ArchitectureIn the implementation in Figure 4, the Equalizer and the LPF are analog implementations, while the rest of the processing following the A/D converter is digital (such as FPGA).It was previously mentioned that the architecture of the TekFlex feature provides great flexibility to the user as long as simple input and output interfaces are followed. In practical terms this can be used by a user to implement a different behavior for any of the DSP processing 4 blocks as long as the user is implementing the required interfaces for that of the block.For instance, a user can inter-change the Equalizer and the LPF by inter-changing the code for each of the blocks when plug-ins are used for both blocks. Since this operation is transparent to the application the user has the task to interpret the waveform labeled EQZ as the output of the LPF block, and vice-versa.Figure 5 shows how the architecture in Fig. 4 can be simulated using TDSDVD’s TekFlex feature. This relies on the fact that the plug-ins can implement any desired behavior for a processing block regardless of its assigned name, in this case the LPF implementing the expected behavior and some additional processing.Figure 5. Using the TekFlex feature to address non-standard architecturesFigure 5 demonstrates how much flexibility the user actually has by exploring TekFlex’s capabilities. The LPF block was used to produce a custom LPF output (necessary for the next block), but at the same time to also simulate an alternative architecture. Since the input of the ML processing signal path depends on the output of the LPF, the ML processing structure can also be implemented inside the block labeled Slicer.An implementation such as the one in Fig. 3 allows the user not only the flexibility in easily exploring various architectures in a familiar and productive environment, but also offers comparisons of those implementations with the built-in, standard-specified architectures.Note: The signal from the PUH is already the output of the A/D in the TDS oscilloscope running TDSDVD. However, it still makes sense to simulate customer block processing implementation like the ones in Fig.4 since the A/D of the TDS oscilloscope has superb sampling rate and resolution performance compared to the A/D needed in the customer implementation. The custom Equalizer and LPF are simulated in double precision, which further improve on the 8-bit resolution of the PUH signal, at a sample rate that could be in tens of giga samples per second. As a result, a TekFlex practical implementation like in Fig.5 could easily and accurately simulate (in software) a customer A/D of up to 6-7 bits, at hundreds of mega samples per second.The example presented in Figure 5 offers just one of many possible implementations in solving one problem. The extent to which TekFlex can solve other problems is limited only by the user’s imagination.ConclusionTo meet the ever-growing demand of storage capacity and maximum performance on optical drives, companies are constantly unveiling new architectures. These state-of-the-art designs present new challenges that the developer must resolve.With its unique TekFlex feature, TDSDVD software (paired with a high-performance Tektronix oscilloscope), allows developers to quickly and accurately test their state-of-the-art designs.
